What’s BGA electronics in PCB?
Have you ever found out how your smartphone manages to be so small and powerful? This is achieved with the help of Ball Grid Array (BGA) technology.
In this article, ELEPCB will introduce the importance of BGA electronics, components, applications and various related performance comparisons to bring you a comprehensive understanding.

Defining BGA

Ball grid arrays or BGAs are packages that can be used to permanently mount ICs, memory chips, and microprocessor components onto the surface. In contrast to conventional pin grid arrays (PGA) or dual in-line packages, BGA is linked to a printed circuit board (PCB) using small solder balls on the back of their package.

What is the BGA Signification in PCB?

It matters because devices with high performance require BGA. It facilitates the production of smaller devices without sacrificing power or speed.

Furthermore, BGA lets heat out, which contributes to keeping gadgets cool. BGA electronics is generally excellent for today’s fast technology, such as computers, smartphones, and game consoles.

9. BGA Sockets in BGA Electronics

  • A BGA socket is an electromechanical device that offers a detachable link between the IC package and the system circuit board while causing minimum signal integrity degradation. These sockets provide secure electrical connections by attaching to the BGA balls with spring-loaded pins or other means.
  • BGA sockets’ ability to accurately align fine-pitch BGA packages ensures outstanding performance and longevity, reduces the likelihood of PCB damage, and facilitates repair.
  • BGA sockets utilize low-cost elastomer contact technology for system development, silicon validation, and prototype applications.

10. BGA Balls in BGA Electronics

BGA Solder Ball Standards

The IPC specifies specific guidelines for BGA pad size tolerances. These guidelines state that the nominal ball size is utilized to calculate the appropriate amount of pad size reduction or increase.
After that, a tolerance for pad size is introduced to account for variations. IPC-7351 recommends using the Maximum Material Condition (MMC) for this variation for accuracy.

BGA Solder Ball

A BGA (ball grid array packing) solder ball, sometimes referred to as a lead-free solder ball, is used in place of the pin in an IC component package structure to meet the needs of both mechanical and electrical connections. Usually, the ball’s diameter falls between 0.1 and 1.8 mm. The alloy’s composition causes variations in the eutectic temperature. The lowest temperature is 183°C, while the highest temperature is 217°C.
When soldering, it is common for a ball to collapse.
  • Non-Collapsing Ball: Constructed using solder masks or larger pad designs.
  • The IPC-7351 specifications contain tables outlining changes to pad size.
  1. To ensure proper alignment and soldering, the pad size is reduced for collapsing balls.
  2. For non-collapsing balls, the pad size is increased, particularly in fine-pitch BGA applications where via-in-pad technology is usually required for effective fanout.

11. BGA Chip in BGA Electronics

  • A BGA PCB chip is a type of integrated circuit package that attaches to the PCB using a number of solder balls. Because this architecture allows for a high density of connections while maintaining a tiny footprint, it is ideal for complex electrical applications such as computers, smartphones, and Internet of Things devices.
  • The properly spaced solder balls on the backside of the BGA chip align with matching pads on the PCB to create strong electrical and thermal connections. This arrangement improves performance, reduces signal interference, and increases heat dissipation in comparison to traditional leaded packages.
  • However, BGA chips need precise assembly, including reflow soldering, and can be challenging to check and rework due to their hidden connections.
  • BGA chips have different types.
    • Ceramic BGA
    • Plastic Laminate BGA
    • Tape BGA PCB Chip
    • PoP Package Types
    • QFN Package Type
    • Flip-Chip

How to Solder BGA Component
in BGA Electronics

Lead-Free Solder Products
Lead-Free Solder Products
Apply some flux and clean the pads of the PCB before applying soldering to BGA components.
  • Make sure you are aligning the BGA part with the pads using a magnifying device.
  • Preventing sudden temperature fluctuations while heating the PCB is crucial. Using either an infrared reflow system or a hot air tool, heat the solder slowly until it reaches 210-250°C for lead-free solders.
  • Ensure no movement while the solder balls liquefy.
  • After completing the assembly, ensure that all joints are in proper alignment, free from solder and no open spaces. You can use an X-ray or a microscope to help in this task.
  • The recommended heating process and ample flux are optimal for achieving desired outcomes.

Challenges of BGA Electronics

Inspection Challenges

Complexity in Rework

  • To repair, special tools are required.
  • Proper temperature involving parts can cause damage.
  • Due to our need for expertise and modern repair equipment, we incur more expenses.

Environmental Sensitivity

  • Mud air has a detrimental effect on the absorption of moisture by plastic BGAs.
  • The vulnerability of materials and solder connections to temperature changes.
  • Store in a dry container or by vacuum sealing for optimal storage and handling.

High Manufacturing Costs

  • Extra expenses arise from the necessity of specialized equipment for careful placement and inspection.
  • BGAs that are made of ceramic and have thermal enhancement are more costly.
  • Increased costs resulting from making errors and needing specific abilities.

LGA Vs BGA Vs PGA

I. Pin Density Comparison LGA

LGA

  • For example, Intel’s LGA 1200 socket features 1200 pins. Its pin density is relatively high but, in comparison with some high-density BGA configurations, is still lower.

BGA

  • In some advanced microprocessors, there are over 4000 solder balls connected in a relatively small area, with extremely high pin density, such as AMD’s Ryzen Threadripper series in BGA packages.

PGA

  • When the older Intel Pentium processors, for example, came in PGA packages, pin count was in the region of 370 – 478 pin, which is quite a lot lower pin density when compared to the modern BGA chips.
Overall, BGA > LGA > PGA (highest to the lowest).

II. Thermal Performance Comparison

LGA

  • In high performance computing scenarios, the thermal resistance of LGA components may range from 0.5 – 1.0°C/W.

BGA

  • In comparable HPC applications, BGA components would have thermal resistances in the range of about 0.3 to 0.6°C/W. On high power server CPUs, the BGA chips are some 40-50% more thermally efficient compared to PGA chips. As an example, when operated under full load, BGA-based server CPUs are about 10 -15°C cooler than the corresponding PGA-based CPUs.

PGA

  • During general purpose computing, PGA components tend to have thermal resistivity in the order of about 1.0 to 1.5 °C/W.
Overall , BGA > LGA > PGA(performance from best to worst)

III. Thermal Mechanical Stability Comparision

LGA

  • LGA parts may tend to have a mechanical failure about 10 to 15 percent less than that compared with PGA components during most Vibrations-intensive industries.

BGA

  • High Mechanical Shock Environment: In case of high shock environment, uniformly distributed solder balls in a BGA assembly have better mechanical integrity. However the manufacturing process for BGA requires precise placing of the solder balls.

PGA

  • More Prone to Mechanical Damage: the longer PGA pins, being lengthy have a greater exposure to damage and in most drop tests have chances of 20 -30 % more broken/misaligned pin than LGA assemblies.
Overall, BGA and LGA are relatively good. PGA is poor.

IV. Compare Assembly Process

LGA

  • The assembly treatment has no special mention of the significant differences with the other two main points through the plane pad connection.

BGA

  • The small size of the solder balls requires more precise alignment when soldering, hence making it harder to assemble than PGA.

PGA

  • Assembling PGA is relatively easier since the pins can be inserted into the sockets easily. For a small production environment with manual assembly, PGA assemblies are 30 – 50% faster than BGA assemblies.
Overall, PGA > LGA > BGA.
All in all, although all are used in surface mount technologies, their connection relation is quite different from each other.
  • LGA: Whereas LGA uses flat pads instead of solder balls for pcb connection. It offers good mechanical stability.
  • BGA: Ball grid array offers high pin density along with superior thermal properties as it uses solder balls for pcb connection. So, it offers high heat dissipation properties.
  • PGA: PGA uses pins for pcb connection with limited pins density and mechanical stability. PGA is easy to handle during assembly as compared to BGA.

Conclusion

Modern technology greatly benefits from BGA electronics because they offer exceptional efficiency, performance, and dependability in a compact design. Understanding BGA technology is essential for creating new products or enhancing existing ones in the electronics sector. Although there are certain disadvantages, these are mitigated by better manufacturing and quality control practices, which makes BGA an essential part of the design of electronic devices.
